None of your movie choices, IMO, but something much more interesting and exciting: extropic (http://en.wikipedia.org/wiki/Extropic) self-transformation. Through technology, human beings will radically alter their physical natures. While I believe the mind will function in the same basic way it does now, its efficiency will be enormously improved by bionic implants. As icing on the cake, once these changes are approved by USAT, most of us will finally be capable of a sub-2:00 Olympic distance.
Artificial intelligence. Once “born”, it could have nearly infinite capacity via manipulation of computers and networks. Most likely humans will be seen as irrelevant.
So maybe Terminator, the Matrix, Lawnmower Man…

Paraphrasing from the amazing show Dead Like Me:
“When a computer loses it’s sh*t with a meter maid, or kills itself because it thinks it’s too fat, then I’ll believe in artificial intelligence.”
But I think “Idiocracy” was more right than people gave it credit. Vote President Camacho, 2020!
